Ben Davies restored Tottenham's lead when his long-range effort hit the post and beat Andy Lonergan.
Harry Kane put the game to bed with nine minutes remaining with a rasping strike.
Jose Mourinho's side join Brentford and Manchester City in the final four.
"Two very difficult matches," Mourinho said after the game. "The teams who are there will be difficult. We are in the semi-finals and we will be there to fight."
